Fabrication & Packaging Electroplating Chemistries for Advanced Semiconductor Applications

Technic’s semiconductor fabrication and packaging electroplating chemistries, marketed under the name Elevate®, are well respected for innovation and high quality. Elevate® processes offer high performing electroplating chemistries for copper, nickel, tin, and precious metals. In addition, Technic supplies photoresist strippers (TechniStrip®) for liquid and dryfilm resist as well as metal etchants (TechniEtch) and cleaners (TechniClean) for a variety of substrates.

Technic products provide a number of specific attributes that allow semiconductor manufacturers to remove many process limitations and take their technology to a new level. Our semiconductor fabrication and packaging chemistries are widely used in several advanced packaging platforms including FOWLP (Fan-Out Wafer Level Packaging), Fan-In WLP, Flip Chip, and 2.5/3D.

  • Technic is pleased to announce the release of an improved sulfite gold plating process, Elevate Gold 7990 NBV. An enhanced version of the company’s industry-leading Elevate Gold 7990, the NBV version provides greater adaptability with a full range of deposit thicknesses, across diverse applications.

    The use of non-cyanide gold continues to proliferate within the semiconductor industry, its growth spurred by the development of challenging applications in plating processes. Deposits ranging from 10 microns to as much as 100 microns are being sought after in a variety of toolsets, from benchtop lab equipment to wet benches and mass production fountain tools. To address these diverse requirements across such a broad range of tools, Technic has made modifications to its Elevate Gold 7990, releasing an updated formulation under the name Elevate Gold 7990 NBV.

    Elevate Gold 7990 NBV performs well with optimum deposits of 0.5 microns to 100 microns in virtually any toolset. The new formulation operates at a slightly acidic pH, which is advantageous with almost all photoresists.

    Elevate Gold 7990 NBV is proven to meet the diverse demands of current industry trends with exceptional performance and no harmful metallic grain refiners such as thallium, arsenic, or lead. NBV is free of cyanide and other toxic additives, making it the ideal choice for optimum safety in the work environment as well as eliminating any concerns regarding codeposition in the finished product.

  • Technic has announced the release of TechniClean IK73, a post-etch residue cleaner with exceptional removal performance and selectivity to critical materials.

    TechniClean IK73 is specially formulated to target the selective removal of highly-inert chemical residues created during the patterning of high-k dielectric metal oxides including hafnium, zirconium and tantalum oxides. TechniClean IK73 functions well at room temperature and is easily rinsed. The process is suitable in immersion, batch-spray, and single-wafer chemical applications.

    TechniClean IK73 has been qualified and is in full-scale production at leading-edge semiconductor manufacturers around the globe. The ability to remove some of the toughest post-etch residues has made TechniClean IK73 an essential product for advanced semiconductor manufacturing processes.

  • With increased concerns and regulations of N-methylpyrrolidone (NMP) as a reprotoxin, Technic has developed a new photoresist stripper, free of NMP that achieves higher performance without an increase in cost. TechniStrip® Micro D2 is an environmentally friendly, non-hazardous solution of specially developed organic solvents with running costs similar to NMP-based strippers. 

    TechniStrip® Micro D2 provides better dissolution and faster lift off in high volume production testing around the globe. TechniStrip® Micro D2 also provides greater metal and material compatibility, allowing it to be used on all stacks and particularly on sensitive materials such as III/V substrates.

    TechniStrip® Micro D2 is currently in mass production around the world and is used in a variety of applications including the removal of negative and positive tone resist, rework, and as a cleaner for adhesives and glues.
